Problem 5.18

A particular enhancement MOSFET for which Vt = 0.5V and k'n(W/L) = 0.1mA/V2 is to be operated in the saturation region. If ID is to be 12.5 uA, find the required VGS and the minimum required VDS. Repeat for ID = 50 uA.

VOV = VDS at the edge of the saturation region.

For ID = 12.5 uA

To find VOV,

ID = 1/2 k'n (W/L) (VOV)

.0125 = 1/2 (0.1) (VOV)2

VOV = 0.5 V

VOV = VDS = 0.5 V

VOV = VGS - Vt

0.5 V = VGS - 0.5 V

VGS = 1 V

For ID = 50 uA

To find VOV,

ID = 1/2 k'n (W/L) (VOV)2

.050 = 1/2 (0.1) (VOV)2

VOV = 1 V

VOV = VDS = 1 V

VOV = VGS - Vt

1 V = VGS - 0.5 V

VGS = 1.5 V
