A p-channel MOSFET with a threshold voltage Vtp = -0.7 V has its source connected to ground.

(a) What should the gate voltage be for the device to operate with an overdrive voltage |VOV| = 0.5V?

VOV = VSG - |Vt|

VSG = VS - VG

VS = 0 V

VSG = -VG

VOV = -VG - |Vt|

0.5 V = -VG - 0.7 V

VG = 1.2 V

(b)What is the highest Voltage allowed at the drain while the device operates in saturation region?

At the limit, VOV = VSD

VOV = VS - VD

VOV = -VG - |Vt| = -1.2 V - 0.7 V

-1.9 V = 0 V - VD

VD = 1.9 V

(c) If the drain current obtained above is 1 mA, what would the current be for VD = -10 mV and for VD = -2 V?

 First lets find kP

ID = 1/2 kP (VOV)2

1 mA = 1/2 kP (1.9)2

 kP = 0.554 mA/V2

Now let's use the formula to find ID for both VD

For VD = 10 mV

 ID = 1/2 kP (VOV)2

ID = 1/2 (.552 mA/V2) (.010)2

ID = 0 mA

For VD = 10 mV

 ID = 1/2 kP (VOV)2

ID = 1/2 (.552 mA/V2) (2)2

ID = 1.104 mA
